A NOVEL EXTRACTION METHOD FOR BJT-PARAMETERS

We report on a reliable parallel parameter extraction method of
the Spice Gummel-Poon (GP) model. It is based on a non-linear
least-squares fit of the measured base- and collector
dc-currents and results in the optimal parameter set. The
goodness of the fit, a level of confidence in each parameter,
the degree of coupling between parameters and the sensitivity of
the model with respect to each parameter are calculated.
